Mitsubishi Electric CM1000HA-28H Power Transistor Module

The Mitsubishi Electric CM1000HA-28H is a high-power insulated power transistor module designed for heavy-duty industrial power switching and control. Rated for approximately 2800 V and 1000 A, it uses an electrically insulated package for backplane or baseplate isolation and is heatsink-mountable for efficient thermal management in three-phase VFDs, PWM power converters, DC-link switching in inverters, welding machines, UPS systems, and renewable-energy power electronics. The module supports high-frequency switching with low thermal resistance, and its operating temperature range is -40 °C to 150 °C (junction) with storage from -55 °C to 175 °C. It comes in an industrial power module package suitable for heatsink or baseplate mounting, and external circuit protection is recommended; common replacements include Mitsubishi CM1000HA‑28F, Infineon FP1000R28KE3, and Semikron SKM1000GB128D.
